Fine-pitch BGA fanout converts a dense ball array into usable routing channels. The challenge depends on pitch, pad geometry, pin assignment, routing rules and layer access. Pitch alone does not determine whether a board needs HDI or how many build-up levels it requires.
Build a representative escape before full routing
Use the exact package land pattern and ball assignment. Mark power, ground, high-speed groups, no-connects and signals that must leave the inner rows. Then test the proposed pad, via and trace rules in the most constrained region. A sketch using generic balls can overestimate available channels.
Texas Instruments publishes package-specific escape-routing guidance. Use such guidance as a starting point for the exact device, and reconcile it with the selected fabricator's rules. A reference layout is not automatic approval of every derivative stackup.
Escape-routing review table
| Item | What to check |
|---|---|
| Pad and via envelope | Include capture pads, clearances and solder-mask requirements |
| Layer access | Verify where each inner-row signal can actually enter a routing layer |
| Reference planes | Preserve an intentional return path through the escape |
| Power distribution | Reserve enough access for power and ground connections |
Manage neck-downs and transitions
A short narrow segment used to leave the package is not necessarily the geometry for the rest of the channel. Document where the geometry changes and evaluate its electrical effect with the relevant interface requirements. Keep differential pairs and reference transitions in view while reviewing dense areas.
Compare alternatives using complete features. A via-in-pad proposal can free surface space but introduces pad-surface and assembly requirements. An offset microvia may require more lateral room. The most compact drawing is not automatically the simplest reproducible construction.
Freeze the rules with the construction
Before routing the full design, obtain agreement on the stackup, allowable via spans, pad dimensions and critical spacing rules. Record whether CAM adjustments are permitted and what changes need engineering approval. This reduces late changes that invalidate an already completed fanout.
For a package substitution, repeat the escape review even if the outline looks similar. A different ball assignment can change routing feasibility or plane access. Preserve the approved fanout study with the released design and use the DFM checklist to verify that the final manufacturing files still match it. No universal package-pitch or minimum-feature capability is claimed here.
